What is the purpose of thermal interface material (TIM)?

    Thermal Interface Material (TIM), such as thermal paste, pads, or phase-change materials, is essential because no two mating surfaces are perfectly flat or smooth. Microscopic air gaps exist between the heat source and the heat sink base. Air is a poor thermal conductor. TIM fills these gaps, displacing the air and creating a continuous, low-resistance thermal pathway. It dramatically reduces the interfacial thermal resistance. Without TIM, the heat transfer bottleneck is at the contact point, leading to much higher component temperatures. The choice between paste, pad, or liquid metal depends on required performance, ease of assembly, electrical insulation needs, and reworkability.
